Continuous-wave operation of λ~4.8 μm quantum-cascade lasers at room temperature

Abstract

Continuous-wave (CW) operation of quantum-cascade lasers was investigated for an emission wavelength λ∼4.8 μm. X-ray diffraction technique was used for analyzing the accurate control of layer thickness and strain-balanced material composition. The emission peak wavelength of the laser was found to be 4.835 μm in cw mode and 4.72 μm in pulsed mode. The results report the cw output power to be in excess of 370 mW per facet at 293 K, and 38 mW per facet at 323 K.
