Deep-level properties of Mn in InP

Abstract

Measurements of deep-level properties of Mn in InP are reported. Hall effect and deep-level transient spectroscopy were used to determine the ionization energy, thermal, and optical emission properties. A single level at Ev +0.25 eV associated with Mn was observed. The photoionization threshold of the center is 1.12 eV.
