Highly sensitive and linear electron-injection detectors at the telecomm wavelength

Abstract

We present our new results from electron-injection detectors showing un-gated detection of extremely low optical powers at telecomm-band. These devices operate at about 3 volts, and show excellent linearity over at least 40 dB dynamic range. They demonstrate a noise equivalent sensitivity of 13 photons at 220 K.
